  This application note provides an extensive guideline for the thermal performance of the LTM4600 µModule. The LTM4600 is characterized with and without heatsinking over an extended operating temperature range. De-rating curves are derived with the different heatsinking types, and the equivalent θJA (thermal resistance) is derived. The different θJA parameters are tabulated with reference to the different test conditions.

  Eddie Beville, Jian Yin INTRODUCTION THERMAL MODEL The LTM4600 DC/DC ОјModule regulator is a complete high
  power density stepdown regulator for 10A continuous (14A
  peak) loads. The device has two voltage options: 20VIN
  maximum for the LTM4600EV and 28VIN maximum for the
  LTM4600HVEV each housed in a small 15mm ВҐ 15mm ВҐ
  2.8mm LGA surface mount package. Load current derating curves are provided in the datasheet for several input
  voltage, output voltage, and ambient temperatures with air
  flow. These derating curves provide guidelines for using
  the LTM4600 in ambient environments with regard to safeoperating-area (SOA). Also, there are efficiency curves in
  the datasheet that are used to extrapolate the power loss
  curves used in this thermal application note. The purpose
  of this thermal application note is to provide a guideline
  for using the ОјModule regulator in ambient environments
  with or without air flow. The goal is to measure the temperature of a design, derive thermal models for different
  cases and finally determine the junction-to-ambient thermal
  resistance (qJA) in units of В°C/W in the heat path. The
  data includes power loss curves, safe operating curves
  (SOA), thermal camera images and current derating curves
  verses ambient temperature with and without a heatsink.

  Introduction
  Advancements in board assembly, PCB layout and
  digital IC integration have produced a new generation
  of densely populated, high performance systems. The
  board-mounted point-of-load (POL) DC/DC power supplies in these systems are subject to the same demanding size, high power and performance requirements as
  other subsystems. The rigorous new POL demands are
  difficult to meet with traditional controller or regulator
  ICs, or power modules.
  For such demanding applications, an ideal POL power
  supply must meet high performance specifications while
  simplifying board assembly—mounting similar to other
  surface mount ICs on the board without requiring special
  tooling. Such POL DC/DC regulators must also demonstrate exceptional thermal performance with innovative
  packaging technology. Power density increases without
  the danger of overheating and shortened device life. The
  LTMВ®4600 ВµModule В® regulator does all of these things.
